Sort of. It's not correct to say that "Vds is the voltage when the FET is on". As u/spicy_hallucination says, the limits given in the SOA chart apply at all times. But yes, the value of the SOA chart is in what it says about the behavior during switching. It's true that when the transistor is fully on or fully off, either Vds or Id will be close to zero, so the "edge" of the chart is the only thing you have to look at. In that situation, the SOA chart isn't telling you anything that you wouldn't already know by looking at the absolute maximum ratings. But any time you're switching the transistor on or off, it will spend some finite amount of time in the other regions of the chart. And it's not just a question of power dissipation, although that's part of it. (Note that in general, the contours of the SOA chart are not lines of constant power.) MOSFETs are susceptible to thermal runaway . In some regions of operation, the transistor's resistance has a negative coefficient, which means if one tiny region of the junction gets slightly hotter than others, it draws a larger share of the total current, causing it to heat up even more. This effect is controlled by all kinds of factors, such as the thermal conductivity of the silicon substrate itself: you're OK as long as the heat from the hotspot can be conducted away quickly enough to damp the positive feedback. In your example, assuming the load is resistive (R=0.5Ω), the peak heating of the transistor will occur roughly when I=50A and V=25V. So you can look at the SOA chart and determine the maximum allowable time the transistor can spend in that state, on its way from on to off (or vice versa). That allows you to calculate how fast you need to switch, and therefore the required gate drive current. More on reddit.com
